MA – The new ‘THAT 380G’,
a transistor array consisting of four PNP and four NPN transistors on
a single substrate, is now available from THAT Corporation. The array
is manufactured in THAT’s proprietary dielectric isolation (DI)
process, with each transistor electrically isolated in its own
insulating tub. The result is extremely low collector-to-substrate
capacitance, giving the 380G transistors fT’s of 350 MHz
(NPN) and 325 MHz (PNP) and ensuring inter-device DC isolation
approaching that of physically separate devices. Latch-up free
operation is also assured since no substrate currents are allowed to
flow to the individual transistors.
The
devices exhibit low noise -- 0.75nV/root-Hz for the PNP, 0.80 nV/root-Hz
for the NPN -- and excellent VBE matching (typically ±500
µV) between pairs of devices of the same polarity. And because the
380G transistors don’t rely on reverse-biased PN junctions for
electrical isolation, they continue to operate at much higher
temperatures than conventional junction-isolated devices. Inter-device
breakdown voltages are in the hundreds of volts.
The THAT 380G, available only in die
form, is suitable for use in multi-chip modules, hybrids, and
chip-on-board applications, and is priced at $4.90 in thousand-piece
quantities.
