Milford , MA - THAT Corporation has released its new 300 Series of matched transistor arrays manufactured in its proprietary dielectric isolation (DI) process. The new arrays consist of four transistors on a single substrate and come in three configurations: all NPN (THAT 300), all PNP (THAT 320) and a mix of two NPN and two PNP (THAT 340). Exploiting the DI process’s low collector-to-substrate capacitance, the 300 Series transistors boast fT’s of 350 MHz (NPN) and 325 MHz (PNP). The devices offer low noise -- 0.75 nV/root-Hz for the PNP, 0.80 nV/root-Hz for the NPN -- and excellent VBE matching (typically ±500 µV) between devices of the same polarity. And because each transistor is formed in its own insulated tub, the devices exhibit extremely high DC isolation and inter-device breakdown voltages in the hundreds of volts. Latch-up free operation is also assured since no substrate currents are allowed to flow to the individual transistors.
